Folded Acoustic and Quantized Optic Phonons in Semiconductor Superlattices( Book )

Raman scattering studies of a variety of MBE-grown (GaAl)As superlattices are presented. Folded acoustic phonons appear as doublets in the Raman spectra. Their frequencies are accurately predicted by several models, including an approximate solution of an elastic continuum model through a perturbation approach. Scattering intensities of the folded acoustic modes are predicted by a photoelastic continuum model. Calculations on a layered dielectric continuum provide information about anisotropy of optical phonons. Linear chain model calculations indicate that optical phonons in binary superlattices are largely confined to alternate layers. Peaks in the Raman data are identified with the resulting quantized optic modes. It is shown that Raman scattering has the potential to provide structural information similar to that which can be obtained by x-ray diffraction. (Author)

Raman Scattering and Photoluminescence Studies of Two-Dimensional Electron Systems in Ge/GaAs Heterostructures( Book )

Resonant Raman scattering experiments on n-Ge/n-GaAs (100) heterostructures reveal transitions involving quasi-two-dimensional electron states in Ge-accumulation layers. The experiments were performed in the range of the E2-gap of Ge. The electronic scattering transforms into E1-luminescence as the laser energy is tuned above the resonance. Spectra obtained at higher excitation energies shoe luminescence bands associated with the E1 and E1 + Delta sub1-gap of Ge. The latter results are compared with recent data for bulk heavily-doped Ge. Sequential Resonant Tunneling and Electric Field Effects in Semiconductor Superlattices( Book )

This report focuses on mechanisms of negative-differential-conductance in weakly-coupled semiconductor superlattices and, in particular, on the phenomenon of sequential resonant tunneling leading to electric-field domains. Our approach involves a combination of various theoretical and experimental methods including time-resolved photoluminescence, Raman scattering and near-field-optical microscopy. A nearly complete understanding of the domain process has emerged. Specifically, a phase diagram has been established and the various parameters which control transport behavior have been identified. In photoexcited and intentionally doped superlattices, static domains dominate at high carrier concentrations while oscillations occur in a narrow density region above the regime of the quantum-confined Stark effect. Doped, although not photoexcited structures exhibit sustained GHz oscillations. The relevance of these findings to Bloch oscillations is discussed
